We have developed a wideband SOA as gain chip of a wide band (C+L) tunable laser by introducing coupled QWs. Low threshold current deviation, over 13-dBm fiber coupled power, and high SMSR across a 77-nm tuning range were demonstrated. We also present a 10 Gb/s InP-based Mach-Zehnder Modulator with Ru-doped buried hetero-structure waveguides, which is aimed for integration with a tunable laser. C and L band operation is demonstrated, including transmission over 103 km of SMF for 1528-1600 nm. |
