We fabricated an InAlGaAs/InAlAs/InP semiconductor photonic switch with a Mach-Zehnder interferometer (MZI) and multi-mode interference (MMI) couplers for low–power consumption operation. As a result, low-current and low-cross-talk switching operation of about 3.5mA and less than -20 dB, respectively, was attained experimentally. Moreover, nano-second order high-speed switching operation for 10MHz current pulses was confirmed. |
