This paper describes circuit design and measurement results of feedback circuit built-in spiral directional couplers and their application to a GaAs integrated power detector for use in wireless applications. To enhance isolation and directivity characteristics, two different kinds of 180º feedback circuits¬, passive and active types, are placed between the coupling port and isolation port in the coupler, because at the coupling port, the feedback circuits cancel out leakage signal propagating from the output port to the coupling port. Measurements for prototype GaAs HBT RF power detectors integrated with feedback circuit built-in directional couplers on the same die are as follows. Stand-alone couplers with passive and active feedback circuits can exhibit a 27-dB high directivity at 2.6 GHz and a 42-dB high directivity at 2 GHz, respectively. These are 9 or 24 dB higher than that of the coupler without a feedback circuit. The measurements for the detectors also show that the detectors are capable of suppressing power detection error within ±0.25 dB or ±0.13 dB under the 4:1 VSWR load mismatching condition. |
