Nonlinear analysis for zero bias detection by using a triple-barrier resonant tunneling diode integrated with a ultra wideband antenna

(in English) Zero bias detection effective to realize low-power consumption and minimization of detector in terahertz frequency region since a DC bias circuit can be eliminated. An InGaAs / InAlAs triple-barrier resonant tunneling diode integrated with monolithic ultra wideband antenna has been proposed as a zero bias detector that can operate in terahertz frequency region and realize highly asymmetric characteristic around zero bias voltage. In this paper, nonlinear circuit analysis method for designing an integration structure such as a monolithic ultra wideband antenna and a rectifier and estimating constant-state circuit response are proposed. In addition, a detection sensitivity of the TBRTD integrated with monolithic ultra wideband antenna is estimated.
