In this paper, we design an 8-bit eFuse OTP memory IP using differential paird eFuse cells which have a small sensing resistance of a programmed eFuse link and can sense a BL (Bit line) datum without a reference voltage. Also, we use a double-ended BL sensing circuit of sense amplifier based D flip-flop structure to implement a simple sensing circuit. The designed eFuse cell makes a sensing resistance of a programmed link small and the design of peripheral circuit simplified. Furthermore, the 8-bit eFuse OTP memory IP is designed by splitting the eFuse layout pattern into funnel type and box type. The manufactured eFuse OTP memory IP of funnel type gives a better yield characteristic than that of box type based on TSMC 0.18µm ananlog process. |
