(in English) Beyond quasi-millimeter-wave region, Q-factor of varactor is dominant part of Q-factor of resonator. In this study, the model of MOS-Varactor’s Q-factor has been proposed. Q-factor of MOS-Varactor is increasing due to device scaling but it is saturated in certain W/L value. Also, proposed model has been confirmed by several sizes MOS-Varactor measurements, and 21-GHz VCO which adopted two sizes of MOS-Varactors measurements.
