28-Gbps Direct Modulation with High Mask Margin of 1.3-um DFB Lasers with Asymmetric Corrugation-Pitch-Modulated Grating

(in English) We have developed 1.3-um directly modulated DFB lasers operating at 28 Gbps at 55℃ for 100GbE optical transceivers with lower power consumption. In order to improve the frequency response of directly modulated DFB lasers, an asymmetric corrugation-pitch-modulated (CPM) grating DFB laser was proposed. Proposed asymmetric CPM grating DFB lasers exhibited a low threshold current of 5.3 mA, a high slope efficiency of 0.26 W/A, a high SMSR > 45 dB, and a wide f3dB bandwithd > 20 GHz at 55℃. Moreover we experimentally demonstrated 28 Gbps direct modulation with high mask margin of 22% at 55℃ for the first time.
