1.9 THz Selective Injection Design Quantum Cascade Laser Operating at Extreme Higher Temperature above kBT Line

(in English) Terahertz quantum cascade laser (THz-QCL) is a promising compact THz light source realizing the cw operation, high output power, and quite narrow emission linewidth. However, the maximum operation temperature of THz-QCL is near 200 K (3.2 THz) and it has not yet realized at room temperature operation. One of the reasons is the injection selectively for upper and lower lasing level which is caused by small THz emission energy. The diagonal emission with spatially separated wavefunction prevents electron injection into lower lasing level and correctly injected into upper lasing level by selectivity LO phonon scattering process; which are important to obtain a higher temperature operation in THz-QCL even in narrow radiative subband energy. In this work, we fabricated selective injection scheme THz-QCL which aims to higher temperature operation of lower frequency (< 2 THz) THz-QCL. And we have succeeded 1.9 THz lasing at maximum operating temperature 160 K.
