A 300-GHz transmitter (TX) in 40-nm CMOS is presented. With the MOSFET unity-power-gain frequency $f_{mathrm{max}}$ being below 300 GHz, it adopts a PA-less QAM-capable architecture employing the “cubic mixer.” It is based on and as compact as a tripler and subharmonically up-converts a digitally modulated IF signal with high linearity, thereby enabling QAM transmission and massive power combining without undue layout complica- tion. 17.5-Gb/s/ch 32-QAM transmission is demonstrated over six channels, the gross aggregate data rate reaching 105 Gb/s. |
