[Invited Talk] Solution-processed organic-inorganic perovskite field-effect transistors with high carrier mobility

(in English) Organic-inorganic perovskites are extremely promising as the semiconductor in field-effect transistors because of their excellent carrier transport properties inherent from band conduction. However, reported perovskite transistor performance is still insufficient for practical applications. In this study, we could greatly improve perovskite transistor performance through a surface modification of substrates and optimization of transistor structures. Thus, hole mobility values achieved up to 26 cm2 V-1 s-1. By utilizing a suitable electrode structure, we demonstrated the n-channel operation of perovskite transistors with electron mobilities of up to 4.6 cm2 V-1 s-1. Our perovskite transistors were found to have less hysteresis along with good bias stability.
