[Invited Talk] Prospect of hybrid optical modulators using III-V membrane

(in English) We have achieved extremely-high modulation efficiency using accumulated electrons in a hybrid MOS structure where a III-V membrane is bonded on a Si waveguide with Al2O3 gate dielectric. We have also revealed that high-efficiency modulation and high-speed modulation can be obtained simultaneously using the Franz–Keldysh effect in a deletion layer of a reverse-biased hybrid MOS structure. An optical modulator on the III-V CMOS photonics platform where a III-V membrane is bonded on a SiO2/Si wafer. We have proposed an optical modulator based on an InP slot waveguide with EO polymer. We discuss the potential of a hybrid optical modulator based on a III-V membrane.
