1MHz band rectenna with the SOI-CMOS rectifier IC in nW-class operation

(in English) .In this report, 1MHz band rectenna with the SOI-CMOS rectifier IC in nW-class operation is reported for ambient energy harvestings with AM radio broadcasting waves. For the rectifier IC, the cross-coupled CMOS pair (CCP) fabricated by 40 nm SOI-CMOS process is employed for rectification of nW-class radio waves. In addition above, the loop antenna with sub-MΩ class resonance is employed to reduce insertion loss of DC cut capacitors less than 10 pF, and to improve RF voltage fed to the CCP-IC. In experimental investigations, rectification efficiency of 12.6 % and output voltage of 97 mV at input power of -46 dBm can be achieved with with resonant impedance of 330 kΩ. Furthermore, output voltage of 11.3 mV at -61 dBm with open load can be confirmed for wake-up reception. With the assembled rectenna, the field investigation is done in Kanazawa area. At distance of 40 km from 10 KW transmitter, 9.6 mV with open load can be obtained. This is measured at the edge of the service area. Thus, our investigations clarify the good possibilities on wide are wake-up receptions with AM radio broadcasting waves.
