Pulse Responses of PEDOT:PSS/ZnO Nanorods/GZO Heterostructures for UV Light Detecting

(in English) Linar sweep voltage-current (V-I) characteristics and pulse operations of PEDOT:PSS/ZnO nanorods (NRs)/ZnO:Ga Schottky junction UV light detectors with the ZnO NRs layers grown by chemical bath deposition were examined. The linear sweep V-I measurements revealed that the maximum forward current was increased by repeating the forward voltage sweep but was reduced by repeating the reverse voltage sweep. Under voltage pulse application, the forward device current was increased with increasing number of the forward voltage pulses, but was reduced with increasing number of the reverse voltage pulses. When two voltage pulses were applied to the device at different time intervals, the ratio of the device current generated by the second pulse to that by the first pulse decreased with increasing time interval. The time interval-current ratio curve could be expressed by the summation of the two exponential functions with different time constants. The time interval between the positive and negative applied voltage pulses vs. rate of change in conductance characteristic exhibited asymmetric behavior, originating from a rectification property of Schottky junction.
