In this paper we propose a 150GHz CMOS ASK transmitter that provides the highest ever reported carrier frequency for CMOS processes. To achieve this frequency, we employed a push-push-type oscillator, which uses a second harmonic, and a power-amplifier-free passive modulator. The transmitter was fabricated using a 40nm CMOS process. The measured carrier frequency was 149.5GHz. The power dissipation was 30.8mW at a power supply of 1.4V. The bit rate was as high as 7Gbps. The proposed transmitter was compared with state-of-the-art millimeter-wave short-range transmitters. |
