A 135GHz Frequency Tripler in 40 nm CMOS Technology

(in English) With the spread of IoT, high-speed and large-capacity wireless communication has been demanded. Therefore, the IEEE Std 802.15.3d has established a guideline for wireless communication of 100 Gb/s in a band of 73 GHz from 252 to 325 GHz, and attention has been focused on 300 GHz band. In order to realize a 300 GHz wireless transceiver, a 135 GHz frequency tripler is required to generate a oscillator signal. In this study, we present a 135 GHz frequency tripler using 40 nm CMOS process. The tripler has the conversion gain of –7.86 dB with an input frequency of 45 GHz.
