We proposed the wideband VCO with triple tuned circuits in C-Ku Band before, which consisted of an active device and varactor diodes connected to a substrate by flip-chip bonding techniques. For achieving the higher frequency band, this paper proposes a wideband VCO with triple tuned circuits in X-K Band, which consists of a MMIC working as an active cirsuits and external hyperabrupt junction varacter diodes connect to the MMIC by Au wires. We show that the proposed VCO can obtain 1 octave band of 10-20 GHz and output power and phase noise is -0.2dBm +/-3.7dB, -109.9dBc/Hz +/-3.0dB at 1MHz offset from the carrier, respectively. |
