For the achievement of a small and electronic excitation type super-high frequency oscillator device that involves the antenna construction and is on the wafer, the Negative Differential Resistance-Dual Channel Transistor (NDR-DCT) developed by AIST is utilized. In order to realize the oscillation of this device at 100GHz-1THz of the Terahertz band on which the application of imaging etc. was expected, the oscillation frequency was simulated theoretically as an initial study. The equivalent circuit model of NDR-DCT was shown based on the analogy with the resonant tunneling diode, and the antenna as the resonance circuit part was designed by the numerical analysis. The slit reflector is proposed for the slot antenna that is realized at the slot between a pair of electrodes of the transistor device. The possibility of the oscillation in the THz band of this device was confirmed. |
