Development of 650-nm-wavelength 20 channel laser diode array

(in English) We have developed 20-channels integrated individual accessible laser diode array (LDA) for laser beam printer. Ridge waveguide laser structure, which gave low cavity loss and low threshold current, are arranged in an area less than 1mm. The LDA are designed to have optimum droop characteristics at output powers of 3 to 10mW and mounted with junction down configuration. Developed LDA performed threshold current of 13mA at room temperature with small deviation. The lasing wavelengths are 656.17nm to 656.66nm that is also excellent uniformity. Droop ratios of this laser diode are less than 4% even at full channel operating condition.
