An integrated gyrator circuit is proposed on the basis of using resonant tunneling diodes (RTDs) and a FET. It is well known that a 2-port gyrator circuit can be used to construct coil-less inductor and/or transformer. Here we propose to realize active inductor by using the gyrator constructed with RTDs and a FET and we indicate a possibility to obtain broadband characteristics extended to millimeter wave regime, low loss, and small size occupation on a chip. Numerical analysis is performed by assuming InP based RTDs and a HEMT to be integrated together, and the inductance and the Q-value and their frequency dependence are evaluated for typical device parameters. |
