Vacuum annealing temperature dependence on field emission from heavily P-doped diamond

(in English) We investigated relationship between field emission and surface bonding condition of vacuum annealed heavily phosphorus-doped diamond. Threshold voltage of field emission decreases bellow annealing temperature of 900?C, then threshold voltage increases with increasing annealing temperature. Bellow annealing temperature of 900?C, oxygen desoprtion takes place from diamond surface, which reduce positive electron affinity. Therefore, threshold voltage decreases. Further high temperature annealing, surface graphitization takes place. This increase effective emission barrier height, which results in increasing threshold voltage.
