(in English) This paper describe an 8kB EEPROM-Emulation DataFLASH (E2FLASH) that replaces on-board EEPROM using dual-channel NOR-type flash memory cell (DCNOR), which has two separated channels. DCNOR is fabricated using existing processes and has high reliability by separating read channel and program channel structure. A module design is chosen as the suitable erase sequence and chip architecture for DCNOR. As a result, 8kB E2FLASH achieves program/erase (P/E) endurance over 1M cycles and 20ms/block erase time.
