| (in English) | We propose and demonstrate a novel principle of active MMI-based BLD for optical random access memory (RAM). Utilizing the cross-gain saturation between the fundamental and first-order modes, sufficient cross-gain saturation region can be achieved even in relatively short cavity. Implemented device showed relatively low operation current of 100mA (8mA hysteresis window), and high ON/OFF optical power-ratio of more than 15dB successfully (@L=550µm) with the length of approximately 500µm. | |
