Theoretical analysis of low-voltage semiconductor microring resonator enhanced Mach-Zehnder modulator

(in English) DC modulation characteristics of a microring resonance enhanced Mach-Zehnder (MRE-MZ) modulator are theoretically analyzed. It has a microring resonator in one arm, and InGaAs/InAlAs five-layer asymmetric coupled quantum wells (FACQWs) are used in the core layer. A round trip length of the microring L is 500 μm. In this device, phase shift in the microring is enhanced by the resonance effect. Utilizing this effect, a driving voltage of an MRE-MZ modulator can be significantly reduced compared with a conventional MZ modulator with the same phase shifter length with L.
