(in English) We developed a high-power RF photodiode module that consisted of a beam splitter dividing a light from a fiber into four beams with same power level, a high-current InGaAs pin photodiode array, and a two-stage Wilkinson power combiner. The experiment showed RF output power of 29.0 dBm at a frequency of 5 GHz and good characteristics of an inter modulation distortion with an output intercept point of 32.6 dBm.
