(in English) We fabricated a surface-illuminated pin-PD for 100Gbps Ethernet. This pin-PD with a 15$\mu$m-diameter has a 3dB bandwidth of 24GHz, a high responsivity of 0.82A/W at a wavelength of 1300nm, and a small dark current of 10pA at a reverse voltage of 3V.
