Monolithic Lens Integration with 25-Gb/s 1.3-μm Surface-Emitting DFB Laser for Short-Reach Optical Links

(in English) To simplify the optical coupling to an optical fiber, we developed a new 25-Gb/s 1.3-µm DFB laser, which is monolithically integrated with a collimation lens. The calculated dependence of the far-field angle on the lens curvature shows that the lens curvature between 0.006 µm-1 and 0.012 µm-1 is needed to be produced for narrowing the output beam. As a result of carefully optimized etching process, lens curvature from 0.006 µm-1 and 0.012 µm-1 was successfully fabricated. By using this monolithic lens integration, we fabricated a lens-integrated surface-emitting DFB laser operating at 1.3-µm wavelength. This laser consists of a short-cavity InGaAlAs multiple quantum well DFB active stripe, a monolithic 45° total-reflection mirror, and flip-chip bondable electrodes. A fabricated laser, which has a 0.009 µm-1 curvature lens, exhibited uncooled 25-Gb/s operation with a narrow far-field pattern with full-width at half maximums of 8° x 7° in the direction perpendicular to the laser stripe and parallel to the laser stripe, respectively.
