| (in English) | We propose 1060 nm VCSELs with high reliability and low power dissipation. Thanks to double intra-cavity strucuture and InGaAs/GaAs strained QWs, both high reliability and low power dissipation were achieved. The power dissipation of the VCSEL was 0.14 mW/Gbps which is the lowest value ever reported so far to our best knowledge. From the accelerated aging test with more than 3000 devices, we achieved 81 FIT/ch of high reliability. |
