Both transmitter and receiver modules based on simple impulse radio (IR) based architecture using InP-based HEMTs that work at W-band frequencies were developed for the first time. Error-free operation at the OC-192 compliant transmission speed was observed in the back-to-back test. These results demonstrate that the fundamental technologies needed for millimeter-wave IR-based communication systems, which can be seen as an alternative to fiber optic networks in locations where it is particularly difficult to lay fiber optic cables, have been established. In order to realize IR systems that have a data rate of 10 Gb/s and beyond in sub-terahertz wave bands, a pulse generator (PG) IC was developed using 75-nm InP-based HEMT technology that involves cavity structure around the gate electrode for reducing parasitic capacitances, resulting in superior high-frequency and low-noise performance. The PG generates extremely short pulses having a full width at half maximum (FWHM) of less than 4.9 ps at 20 Gb/s. To the best of our knowledge, the FWHM value is a record for PGs using any semiconductor transistors and is as small as that from PGs using nonlinear transmission lines (NLTLs) with Schottky diodes. |
