We propose and a novel InGaAs/InAlAs multiple quantum well (MQW) microring Mach-Zehnder (MZ) modulator (MR-MZ), and a significant reduction of driving voltage is demonstrated for the first time. The modulator is driven by the quantum-confined Stark effect (QCSE) in the MQW and the driving voltage of the proposed modulator is expected to be significantly reduced by the phase shift enhancement effect in the microring. In this study, we designed and fabricated an InGaAs/InAlAs MQW MZ with a single microring resonator. As a MQW core layer of the microring resonator, five-layer asymmetric coupled quantum wells (FACQWs) were used. The driving voltage and the extinction ratio of the fabricated MR-MZ modulator were approximately 3.5 V and 27 dB at the wavelength of 1.55 m, respectively. The product of half-wave voltage and phase shifter length VL is 1.7 Vmm in DC modulation. This value is one-fourth that of a conventional MZ modulator with the same waveguide structure. |
