Silicon-germanium/silicon nano-wire waveguide for energy-saving optical switch and variable optical attenuator

(in English) For active optical waveguide devices on silicon (Si)-platform, highly
efficient carrier accumulation in the waveguide region is the key to
realize energy-saving and compact devices.
We proposed a silicon-germanium (SiGe) / silicon (Si) waveguide
structure to achieve such a purpose. In the proposed
structure, a type-I hetero-interface formed by SiGe and Si is expected
to confine carriers effectively in the narrow-gap SiGe waveguide core.
In this report, first we will investigate carrier accumulation effect of
the structure by numerical simulation. And we will demonstrate
low-power operation of a small-size optical
switch and a variable optical attenuator (VOA) we fabricated.
The fabricated Mach-Zehnder optical switch shows a low switching power
of only 1.53\,mW with a compact phase shifter length of
250\,$\mu$m. The switching time of the optical switch is less than 4.6\,ns.
The fabricated VOA shows a 30--50\% low-current operation compared to
conventional Si waveguide VOA of the same device length.
These results show that our proposed SiGe/Si
waveguide structure holds promise for active devices with compact size
and low operation power.
