Non-equilibrium Green's function simulations of terahertz quantum cascade lasers

(in English) One probable way to realize high-temperature operations of terahertz quantum cascade lasers (THz-QCLs) is to introduce a new semiconductor material system instead of the conventional GaAs/AlGaAs material system. We calculated the performances of the THz-QCLs based on the new material systems with the non-equilibrium Green’s function (NEGF) method. We found that it is important to take into account not only longitudinal optical (LO) phonon energy of the material but broadening of subband levels caused by LO phonon-electron interaction.
