Optically pumped lasing action in hexagonal GaN microdisk array fabricated via top-down process

(in English) Hexagonal GaN microdisk array was fabricated by an electron-beam lithography and an inductively coupled plasma reactive ion etching technique. The side length and height of the hexagonal GaN microdisk were approximately 1.5 um and 900 nm, respectively. The array consisted of the microdisk with triangular lattice of 7.5 um period. The optically pumped lasing action was obtained from the microdisk array at a wavelength of approximately 370 nm under an excitation source of an N2 laser whose wavelength, pulse width, and repetition rate were 337.1 nm, 900 ps, and 10 Hz, respectively. The optical resonant system was assumed to be based on whispering galley mode family in a microdisk. This result shows that the microdisk array fabricated by top-down process with approximately 1.0 um depth has optical resonant modes contributing to lasing action, proving that even the simple structures exhibit light confinement. Such structures have potential to dramatically improve the performance of light emitting devices.
