Development of 20W class X-band Amplifier using GaN -- The Feasibility Study by the System Evaluation --

(in English) Japan Aerospace Exploration Agency (JAXA) has developed a 20W class X-band Solid State Power Amplifier (SSPA) using gallium nitride (GaN) HEMT technology. GaN HEMTs offer greater power density and low power consumption compared to previous generation devices such as Si or GaAs. This paper shows some results of both a 300MHz bandwidth power amplifier for Earth observation satellites and a 50MHz bandwidth amplifier for TT&C in deep-space communication. Consequently, PAE of 46% and 45% were achieved for those devices respectively. In addition, whole system evaluation revealed that those SSPA can be achieved a power efficiency of 30% and 35% respectively.
