P-GaN free structure and highly-reflective p-type electrode are required for realizing high light-extraction efficiency (LEE) in UVC-LEDs. We demonstrated 280 nm AlGaN UVC-LEDs with superlattice (SL) p-AlGaN transparent hole-spreading contact layers that is necessary for highly-reflective Al electrode with dot-matrix Ni/Au-contacts. By using appropriate p-AlGaN/AlGaN SL structure, we obtained the lateral hole-spreading effects in the UVC-LEDs with 400×400μm2 Al-based dot-matrix reflective electrode, and demonstrated maximally 1.6 times LEE increase. |
