[Invited Talk] Atom-Switch-Based Programmable Logic Array and ROM

(in English) We have proposed Nonvolatile Programmable Logic (NPL) and ROM using atom switch. Atom switch has unique properties, such as a non-volatility, small area, low capacitance (~0.2 fF), and high ON/OFF resistance ratio (>1000). It also has a process compatibility with CMOS-technology. NPL realizes a high logic density, low power consumption, and high performance compared to conventional SRAM-based one. Moreover, the ROM with atom switch shows a low voltage operation (~0.4 V) due to its wide read-margin caused by a high ON/OFF resistance ratio. We demonstrate that the microcontroller with NPL and ROM achieves high performance (25MHz@VDD=0.41V) and low power consumption (sub-uW-standby power & < 100 uW/MHz active power).
