Mid-infrared quantum cascade laser (QCL) integrated with distributed Bragg reflector (DBR)

(in English) We developed an InP-based FP-QCL integrated with a distributed Bragg reflector (DBR) at the end of the cavity. The DBR consists of semiconductor walls and air-gaps which were alternately arranged by etching the epitaxial layers of the air-gap regions periodically. As a result, a facet reflectivity of 66 % which was more than twice as high as that of a cleaved facet was obtained by incorporating a pair of 3λ/4 DBR structure. The 7μm FP-QCL having this DBR could oscillate up to 100 °C and 15 °C in pulse and CW conditions, respectively. This is a first report on the InP-based DBR-integrated QCL to our knowledge. In addition, sufficient output powers (several~tense of mW) for sensing were obtained in this QCL.
