THz waves are generated from semiconductor materials and devices excited by femtosecond laser pulses, which reflect internal electric fields, crystal grains and defects in the materials and devices. We have developed an inspection method of solar cells nondestructively using laser terahertz emission microscope (LTEM) that detects and visualizes amplitudes of THz emissions. In this report, we tried to measure THz emissions form each sub cell of a triple junction (TJ) solar cell by changing the wavelengths of excitation laser pulses and demonstrated that THz waveforms and images reflect the properties of each sub cell in the TJ solar cell. |
