A Lens-integrated Surface-emitting DFB Laser with Large emission angle and High-output power for Silicon Photonics

(in English) A laser μ-platform based on an 1.3-μm DFB laser is demonstrated as a practical light source for a silicon photonics (SiP) platform. A lens-integrated surface-emitting laser (LISEL) optimized for the laser μ-platform was demonstrated. By tuning an integrated-mirror angle and a lens position, large beam-emission angle of around 20° was obtained, which can realize high-efficient optical coupling to grating coupler. A practical high-power output up to 20 mW even at 85℃ was achieved by adoption of 300-μm long DFB cavity.
