[Invited Talk] Novel Terahertz Light Emitting Devices Based on a Semiconductor Coupled Multilayer Cavity

(in English) We have proposed planar-type and room-temperature operable terahertz light emitting devices based on a semiconductor coupled multilayer cavity that consists of two identical cavity layers and three distributed Bragg reflector (DBR) multilayers. In the proposed device, two-color lasing in the near-infrared region is enabled by current injection into the cavity layer containing quantum nanostructures, and the second-order nonlinear response inside the structure is used for terahertz emission by difference-frequency generation of the two modes. In the present report, we demonstrated efficient nonlinear polarization control by wafer bonding as well as two-color lasing of the device by current injection.
