We have investigated quantum dot distributed feedback (DFB) lasers for low power consumption operation in wide temperature range in order to realize compact optical modules. We designed wavelength detuning condition between the gain spectrum of quantum dots and DFB wavelength for 85ºC operation. We fabricated quantum dot DFB lasers and demonstrated low power consumption and single mode operation at 10mW output up to 85ºC. |
