Extensive studies on AlGaN/Al(Ga)N quantum wells recently achieved the commercialization of deep-ultraviolet LEDs. However, the internal quantum efficiency (IQE) is still lower than that of InGaN-based visible LEDs especially under weak excitation and Al-rich condition. To solve this problem, we have proposed AlGaN quantum wires (QWRs) using vicinal AlN surface with macrosteps. In this paper, we investigate the optical properties of AlGaN QWRs by photoluminescence spectroscopy (PL). Time-resolved PL at room temperature suggests that the nonradiative lifetime of AlGaN QWRs is much longer than that of AlGaN/Al(Ga)N QWs, which results in the improvement of the emission efficiency at room temperature. |
