[Invited Talk] Spin-Controlled Vertical-Cavity Surface-Emitting Lasers for Low-Power and High-Speed Data Communication

(in English) A low-power and high-speed data communication is required to support a development of IoT technologies. For drastically increasing a modulation speed of vertical-cavity surface-emitting lasers (VCSELs) with low cost and low power consumption, we proposed a spin polarization modulation scheme where the electron spin polarization in an active region is modulated. Spin flip rate equation analyses revealed that an enhanced modulation sensitivity at the frequency coincident with a birefringence-induced polarization mode splitting is obtained under the spin polarization modulation, which leads to a wide modulation bandwidth of the VCSEL not limited by the relaxation oscillation frequency. A wide 3-dB bandwidth of 23 GHz was experimentally confirmed under an optical spin polarization modulation technique. In addition, a format conversion method with a polarizer from a polarization modulation to phase modulation for the spin-controlled VCSEL was theoretically suggested.
