In recent years, various types of wireless stations such as a base station used on quasi-millimeter wave band have been studied. For these systems, a size reduction and a high-efficiency technique for power amplifiers are required. The Doherty amplifier has been researched and developed for high-efficiency power amplifier design. However, the Doherty amplifier circuit includes λ/4 transmission lines for impedance conversion and load modulation, which contributes to the circuit size expanding. On the other hand, the harmonics mainly generated by power amplifiers must be suppressed to satisfy spurious specications. In this study, we propose a new circuit-design method using a T-shaped stab for the impedance conversion and the harmonic suppression. The fabricated Doherty amplifier with 64.6 % drain efficiency at a saturated output power of 46.7 dBm was achieved at 2.26 GHz. At 6 dB back-off condition from the saturation, 47.7 % drain efficiency was achieved. In addition, the second and third harmonic spurious levels were reduced to -55.6 dBc and -73.1 dBc, respectively. |
