(in English) A hetero-barrier rectifier, Fermi-level managed barrier (FMB) diode, was developed for broadband and low-noise THz-wave detection. The fabricated module could detect signals in a wide frequency range from 160 GHz to 1.4 THz with a very low noise equivalent power (NEP) of 3x10^-12 W/Hz^0.5 at 300 GHz. For the heterodyne detection, an FMB diode showed an extremely low NEP of 7x10^-18 W/Hz for a local oscillator power of only 3x10^-5 W at around 300 GHz. A linear detector array consisting of 100 FMB diodes was also fabricated and applied for THz-wave imaging. A diffraction-limited resolution of 0.7 mm was confirmed at 315 GHz.
