High-Efficiency Wide-Dynamic-Power-Range Rectifier with Adaptive Self-Gate-Biasing

(in English) In RF energy harvesting and wireless power transfer, it is required to develop rectifiers having wide dynamic range characteristic since a received power level varies with a distance between transmitters and receivers and environment. In transistor rectifiers designed based on time-reversal duality with amplifiers, a peak of the RF-DC conversion efficiency tends to shift to the higher input power region by decreasing the gate-bias voltage from the threshold voltage. In this report, to utilize the above characteristic, a wide-dynamic-range high-efficiency rectifier configuration combining a main rectifier for operating high efficiency and a sub rectifier for applying an appropriate gate-bias voltage to the main rectifier according to input power has been proposed. A fabricated rectifier with zero-threshold GaAs HEMTs exhibited a RF-to-DC power conversion efficiency of more than 60% and 70% for an input power from 0 to 25 dBm and 9 to 24 dBm, respectively.
