This report describes 2.4GHz band SOI-CMOS rectifier IC with the cross coupled CMOS pair. At first of all, topologies of the rectifier CMOS diode are investigated for high power and highly efficient characteristics. It is clarified that Cross Coupled CMOS Pair(CCP) has advantages on the threshold/break-down voltages compared with Gated Anode Diode(GAD). As overall bridge rectifier ICs with the CCP, following two configurations are designed: one has conventional balanced RF port, another one has unbalanced RF port. In experimental investigations with 112 nm MOSFET (45RFSOI, Global Foundries), rectification efficiency of 51 % at input power of 25 dBm can be achieved. As sub-W class CMOS rectifier IC, this is top performance. |
