The objective of this study is to create a simple four-parallel bipolar transistor model for the 300 GHz band, and we propose a method for modeling a macro model with tunable bias. To verify the validity of the created macro-model, a four-parallel, four-stage amplifier is designed and fabricated using the four-parallel bipolar transistor model, and it is shown that the simulation results are in good agreement with the actual measurement results. |
