We present a 300-GHz zero-bias detection rectenna using GaAsSb-InGaAs backward diodes (BWDs). The rectenna consists of a 2um-sized mesa BWD and monolithically integrated antennas, which are a self-capturing 250um bow-tie antenna (BTA) or a log spiral antenna (LSA).
This paper describes the S-parameter evaluation of the BTA alone, the prediction of the sensitivity of zero-bias detection at 300 GHz by modeling, the measurement results of the detection output by irradiating of a 220-330 GHz field to the rectenna, and the polarization dependence of the incident wave and its discussion. |
