An Anti-parallel Diode 100GHz GaN Frequency Tripler for Beyond 5G Using Terahertz Band

(in English) In this report, we present an anti-parallel diode frequency tripler GaN MMIC for the 100GHz band, which utilizes the terahertz range for Beyond 5G applications. This tripler is based on an anti-parallel diode using the nonlinear C-V characteristics of the diodes to generate the 100GHz 3rd harmonic from the 33GHz fundamental. The diodes in the tripler employ transistors that connect the drain and source of GaN HEMT. Measured S-parameters and input-output characteristics in the small signal region demonstrate good design accuracy.
