As ultra-high-speed wireless communication is expected to be in high demand in the near future, research on the Sub-THz band has been progressing dramatically in recent years. In particular, the 300 GHz band (220-320 GHz) has been attracting significant attention due to reported research-level successes in implementing wireless transceivers. However, the free-space path loss in this frequency band is quite high, necessitating the use of high-directivity antennas. This results in very narrow beamwidth and limited coverage area. To address this challenge, we have designed and implemented a CMOS-InP Hybrid phased-array transmitter that operates in the 300 GHz band. The proposed transmitter has demonstrated data rates of several tens of Gb/s with a relatively wide coverage area. |
